Underlying Device Physics Equations
Vertical Specific On-Resistance ($R_{\text{on,sp}}$):
$$R_{\text{on,sp}} = \frac{4 V_B^2}{\epsilon_s \mu_n E_{\text{crit}}^3}$$
Where $V_B$ is the breakdown voltage, $\mu_n \approx 1,100\,\text{cm}^2/\text{V}\cdot\text{s}$, and $E_{\text{crit}} \approx 3.4\text{–}3.7\,\text{MV/cm}$.
Laser Diode Recombination MTTF:
$$\text{MTTF} \propto \frac{1}{\text{TDD}^{1.35}}$$
Threading dislocations accelerate dark-line defect growth via non-radiative recombination; reducing TDD to $10^4\,\text{cm}^{-2}$ extends MTTF beyond $25,000\,\text{hours}$.

Frequently Asked Questions
Bulk GaN refers to free-standing single-crystal GaN substrates that provide true native homoepitaxy. Heteroepitaxial GaN on silicon or silicon carbide suffers from 17% and 3.5% lattice mismatch, producing high threading dislocation densities (10^8 to 10^9 cm^-2) that cause premature vertical dielectric breakdown and drain current collapse. Native bulk GaN reduces dislocation densities by over 10,000x down to 10^4 cm^-2, enabling true vertical current conduction for 1,200V to 10kV power grids and high-reliability blue/green laser diodes.
The ammonothermal method is a solvothermal technique analogous to hydrothermal quartz growth, dissolving GaN nutrient in supercritical ammonia (NH3) at 450°C–650°C and 1,500–3,000 bar using alkali amide mineralizers (such as NaNH2 or KNH2) inside superalloy autoclaves. By recrystallizing onto native seeds under retrograde temperature solubility gradients, ammonothermal growth yields boules with unmatched structural perfection: X-ray rocking curve widths under 18 arcsec, lattice curvature radii exceeding 100 meters, and dislocation densities below 5x10^4 cm^-2.
Lateral GaN HEMTs on silicon cannot scale to high currents or voltages above 650V without excessive chip areas and packaging flashover risks. Bulk GaN allows vertical device architectures (vertical trench MOSFETs, FinFETs, and junction barrier Schottky diodes) where high current flows through the low-defect substrate to a backside drain. This unlocks critical breakdown fields above 3.5 MV/cm, achieving specific on-resistances under 1 mOhm*cm^2 at 1,200V—an order of magnitude lower than 4H-SiC power MOSFETs.
In laser diodes operating under optical power densities exceeding 10 MW/cm^2, threading dislocations act as non-radiative recombination centers and facilitate defect climb and glide via recombination-enhanced defect mobility. This produces dark line defects that rapidly kill optical gain. Lowering dislocation density to 10^4–10^5 cm^-2 on bulk GaN increases laser diode operational lifespans from hundreds of hours to well over 25,000–50,000 hours, making them viable for automotive laser headlights, copper 3D printing, and AR/VR displays.
A full-scale bulk GaN substrate fab requires $40M–$45M in initial capital, dominated by high-pressure supercritical superalloy autoclaves or multi-wafer HVPE reactors, laser lift-off (LLO) debonding tools, and double-sided chemical mechanical polishing (CMP) clusters. Yield bottlenecks center around substrate cracking during seed separation, lattice strain-induced wafer bow and warp, and achieving sub-nanometer surface roughness (Ra < 0.2 nm) without polishing-induced subsurface damage.
