1. Trap-Rich Passivation of Parasitic Surface Conduction (PSC)

Fixed oxide charges ($Q_{\text{ox}} > 0$) induce an inverted conducting channel in HR-Si. A poly-Si trap layer pins the Fermi level:

$N_{\text{traps}} > 10^{18}\text{ cm}^{-3} \implies \text{HD2} < -105\text{ dBm}, \, \text{HD3} < -108\text{ dBm}$
Permanently eliminates non-linear harmonic distortion under +35 dBm RF transmit power.
2. Smart Cut™ Hydrogen Microcavity Pressure

High-dose $\text{H}^+$ implant forms molecular $\text{H}_2$ gas platelets that crack propagate at $400^\circ\text{C}$:

$P_{\text{cavity}} = \frac{n R T}{V - n b} > 1.2\text{ GPa} > K_{Ic}\sqrt{\pi a}$
Enables atomic cleaving across entire 300mm diameter with $<1\text{ nm}$ layer uniformity.
3. Dielectric Isolation & Insertion Loss

The buried oxide (BOX) isolates transistors from substrate coupling, lowering RF switch insertion loss:

$R_{\text{on}} \cdot C_{\text{off}} < 75\text{ fs} \implies \text{IL} < 0.22\text{ dB at } 6\text{ GHz}$
Figure of Merit (FoM) delivers multi-band 5G carrier aggregation without receiver desensitization.
4. 300mm Wafer Packaging Multiplier

A 300mm wafer ($70,686\text{ mm}^2$) produces massive discrete RF die quantities:

$\text{Good Dies / Wafer} \approx 58,000 \implies >3,000\text{ Smartphones per Wafer}$

Frequently Asked Questions (FAQ)

RF-SOI features an insulating Buried Oxide (BOX) layer that completely isolates device transistors from the underlying substrate. This dielectric isolation eliminates parasitic body effects and non-linear substrate capacitive coupling, enabling sub-0.2 dB insertion loss and ultra-high linearity under high transmit power (+35 dBm). Every premium 5G smartphone integrates between 15 and 25 discrete RF-SOI chips to route and tune dozens of multi-frequency cellular bands.

Even in high-resistivity silicon (>3,000 Ω·cm), fixed positive charges in the thermal SiO2 buried oxide induce an electron accumulation or inversion layer at the substrate interface, creating Parasitic Surface Conduction (PSC). Under multi-gigahertz RF power, this thin conducting channel behaves non-linearly, generating destructive 2nd and 3rd harmonic distortion (HD2/HD3). Depositing an undoped, trap-rich polysilicon layer with high defect density (Nt > 10^18 cm^-3) between the BOX and the HR-Si traps free electrons, pinning the Fermi level at mid-gap and permanently suppressing harmonic generation below -105 dBm.

The Smart Cut process utilizes high-dose hydrogen ion implantation into a prime silicon donor wafer at calibrated beam energies (20 to 45 keV). The implanted hydrogen forms microscopic hydride platelets. After direct molecular bonding of the donor wafer to a trap-rich base wafer, the pair is annealed at 350°C to 500°C. Gas pressure inside the micro-cavities builds rapidly, initiating an atomic cleave across the entire 300mm wafer. A subsequent touch-CMP polish removes surface roughness, yielding an ultra-uniform top silicon layer with thickness tolerances under 1 nm.

Each Smart Cut exfoliation consumes only 200 to 500 nanometers of silicon from the 775-micron-thick 300mm donor wafer. After thermal splitting, the donor wafer undergoes a light chemical mechanical polish (touch-CMP) and wet cleaning to remove surface roughness and residual radiation damage. The polished donor substrate is then re-oxidized and returned to the ion implanter, amortizing the prime donor substrate cost over 15 to 25 fabrication cycles and dramatically lowering unit wafer production cost.

A commercial 300mm (12-inch) engineered substrate fab requires $200M to $850M in CapEx for cluster high-current ion implanters, automated vacuum bonders, high-temperature horizontal split furnaces, and double-sided touch-CMP lines. Finished 300mm RF-SOI and FD-SOI wafers command average selling prices of $380 to $650 each. Because each 300mm wafer yields over 55,000 good RF switch dies and supports hundreds of smartphones, large-scale foundries achieve EBITDA margins above 50% and rapid capital payback.
