Governing Indium Phosphide Crystal & Optoelectronic Physics Relations

1. Stoichiometry & Dissociation

Direct synthesis requires high-pressure phosphorus retention:

In + P → InP   (ΔHf = −88.7 kJ/mol)

Mass fraction: 78.76% In and 21.24% P; InP melting point 1,062°C at >25 bar P vapor.

2. Laser Emission Wavelength

Direct bandgap photon energy relation:

λ = 1.2398 / Eg   (µm)

InP (Eg = 1.344 eV, 922 nm) lattice-matches InGaAsP quantum wells tuned precisely to 1310 nm and 1550 nm.

3. Wafer Count per Boule

Usable crystal height over slicing pitch:

Nprime = (Lusable / pslice) × ηyield

Pitch pslice includes wafer thickness (500–625 µm) plus diamond wire kerf (280 µm).

Frequently Asked Questions (FAQ)

At the 1,062°C melting point of InP, phosphorus exhibits a high dissociation vapor pressure exceeding 25 bar. Without encapsulation, phosphorus rapidly boils off, leaving molten indium droplets. The Liquid Encapsulated Czochralski (LEC) or high-pressure Vertical Gradient Freeze (VGF) method uses a layer of molten boric oxide (B₂O₃) and 30–40 bar inert counter-pressure to keep phosphorus in stoichiometric solution.

InP possesses a direct bandgap of 1.344 eV that is lattice-matched to quaternary InGaAsP and AlGaInAs quantum wells. This allows direct emission at 1310 nm (zero-dispersion wavelength) and 1550 nm (minimum optical fiber attenuation). Electro-absorption modulated lasers (EML), distributed feedback (DFB) lasers, and high-speed photodetectors on InP provide the 100G-to-200G per lane optical modulation essential for AI datacenter scale-out.

VGF grows crystals in a stationary PBN crucible by dynamically controlling heating zones rather than physically pulling the ingot. This reduces radial and axial thermal gradients, lowering thermal stress and cutting etch pit density (EPD) from over 10,000 cm⁻² in LEC down to under 1,000 cm⁻² in VGF. Lower dislocation density significantly increases laser diode lifetime and improves 100mm and 150mm mechanical wafer yields.

Semi-insulating (SI) InP is doped with iron (Fe), which acts as a deep acceptor to pin the Fermi level near mid-bandgap, achieving high resistivity (>10⁷ Ω·cm) that eliminates parasitic capacitance in high-speed RF devices, sub-THz transistors, and Photonic Integrated Circuits (PICs). N-type InP is doped with sulfur (S) or tin (Sn) to achieve low electrical resistivity (<0.002 Ω·cm) for bottom-emitting vertical laser diodes.

The model calculates annual boule volume from furnace count and run cycles, translates boule mass into stoichiometric 6N indium metal and 6N red phosphorus inputs, derives prime wafer counts using diamond-wire slicing pitch and crystal yields, tallies revenue across wafer sales and scrap credits, subtracts raw materials, PBN crucibles, CMP consumables, power, and cleanroom labor, then projects a 20-year DCF with 10-year depreciation, 21% corporate tax, and annual ASP erosion.
